چکیده

Self-sustained current oscillations in weakly coupled superlattices are studied by means of a self-consistent microscopic model of sequential tunneling, naturally including boundary conditions. Well-to-well hopping and recycling of charge monopole domain walls produce current spikes—high-frequency modulation— superimposed on the oscillation. For highly doped injecting contacts, the self-oscillations are due to the dynamics of monopoles. As the contact doping decreases, a lower-frequency oscillatory mode due to recycling and motion of charge dipoles is predicted. For low contact doping, this mode dominates and monopole oscillations disappear. At intermediate doping, both oscillation modes coexist as stable solutions and hysteresis between them is possible. @S0163-1829~99!06031-2#

Theory of nonlinear charge transport, wave propagation, and self-oscillations in semiconductor superlattices

Nonlinear charge transport in semiconductor superlattices under strong electric fields parallel to the growth direction results in rich dynamical behaviour including the formation of electric field domains, pinning or propagation of domain walls, self-sustained oscillations of the current and chaos. Theories of these effects use reduced descriptions of transport in terms of average charge densi...

Asymptotic analysis of the Gunn effect with realistic boundary conditions

A general asymptotic analysis of the Gunn effect in n-type GaAs under general boundary conditions for metal-semiconductor contacts is presented. Depending on the parameter values in the boundary condition of the injecting contact, different types of waves mediate the Gunn effect. The periodic current oscillation typical of the Gunn effect may be caused by moving charge-monopole accumulation or ...

Oscillatory Instabilities and Field Domain Formation in Imperfect Superlattices

We theoretically investigate vertical high-field transport in semiconductor superlattices, which exhibit self-generated current oscillations and the formation of stable stationary electric field domains depending on the available carrier density. We demonstrate that this behavior is strongly affected by growthrelated imperfections like fluctuations of the doping density, the well and the barrie...

Self-sustained current oscillations in the kinetic theory of semiconductor superlattices

We present the first numerical solutions of a kinetic theory description of selfsustained current oscillations in n-doped semiconductor superlattices. The governing equation is a single-miniband Boltzmann-Poisson transport equation with a BGK (Bhatnagar-Gross-Krook) collision term. Appropriate boundary conditions for the distribution function describe electron injection in the contact regions. ...

Semiconductor Superlattices: A model system for nonlinear transport

Electric transport in semiconductor superlattices is dominated by pronounced negative differential conductivity. In this report the standard transport theories for superlattices, i.e. miniband conduction, Wannier-Stark-hopping, and sequential tunneling, are reviewed in detail. Their relation to each other is clarified by a comparison with a quantum transport model based on nonequilibrium Green ...
